I would suggest, that the phrase "Transzendenz von innen" summarizes the idea of the reasonable reconstruction of religion in moral terms - one can already find this thesis in "Theorie des kommunikativen Handelns" Vol. 2, where Habermas talks about Durkheim and the "Versprachlichung des Sakralen". (I am sorry, but I do not know the english titles exactly.) I know that did not really answer the question but as far as I know, Habermas didn't use the phrase before 1991 in a systematic manner.
